Subdomain vs Folder Extension

Has anyone ever actually tested subdomains against folder extensions for SEO rankings? Is there any empirical evidence that using both is of any benefit? My own data is inconclusive at this point, and I'm hoping someone already has some good data.

i.e.
keywordphrase.maindomain.com
vs.
maindomain.com/keywordphrase

or even
keywordphrase.maindomain.com/keywordphrase

    Hi Terry, to be the truth I was never so detailed when comparing benefit of those options. But on my opinion by using subdomain instead of folder, your keyword will be worth as a second level domain name, and using folder is just part of a website that just might be crawled by search engine, depend on how main site considered by search engine.
